Abstract
To study the electrical properties of V2O3 thin films, an automatized setup of a Hall effect measurement system was developed and implemented. To assess the performance of the system, a calibration was made with a standard ITO thin film. To characterize the film’s electrical properties, I-V measurements, resistivity by the Van der Pauw technique, and Hall voltages measurements were made. The electrical properties were studied in two phases. In the first phase, the measurements were taken at room temperature and were compared with the film specification provided by the manufacturer. In the second phase, a temperature-dependent electrical characterization of the standard ITO sample was performed with the aid of a cryostat system at the range of 300 K to 60 K in 20 K steps. From the I-V curves, the behavior for all contact points was verified as ohmic. The normalized resistivity of the ITO revealed that this sample has a metallic behavior from 300 K to 110 K, while under 110 K the ITO behaved as an insulator. The Hall coefficient, density, and majority carrier mobility were quasi-independent of the temperature, exhibiting an electrical behavior characteristic of a metallic material, according to the literature. Once the equipment setup was verified and calibrated, V2O3 thin films deposited on glass (SiO2) and sapphire (Al2O3 C-cut) by reactive DC magnetron sputtering were characterized. Nominal conditions were considered to grow these films. The structural characterization was performed using X-ray diffraction (XRD), morphological characterization by Atomic Force Microscopy (AFM), and electrical characterization by the Van der Pauw technique and Hall effect measurements. Similar measurements as with the standard ITO were performed with the V2O3 thin films. At room temperature, the dominant carrier in V2O3/SiO2 and V2O3/Al2O3 (C-cut) samples were holes, which characterized the material as p-type. The V2O3/Al2O3 (C-cut) sample was analyzed with varying temperatures. I-V measurements from 300 K to 225 K with 25 K intervals showed that all contact points behaved as ohmic. The Hall coefficient at the same temperatures showed little variation and confirmed the material as p-type. The majority carrier density was described by a metallic behavior and its mobility registered very low values, with a behavior independent of temperature.

Con el fin de estudiar las propiedades eléctricas de películas delgadas de V2O3, se realizó el montaje y automatización de un sistema de medidas del efecto Hall. Una película estándar de óxido de estaño e indio (ITO, por sus siglas en inglés) se utilizó con el fin de verificar el correcto funcionamiento de los equipos. La película se caracterizó eléctricamente con medidas de I-V, resistividad y voltajes de Hall. La caracterización se realizó en dos etapas. La primera etapa consistió en realizar las mediciones a temperatura ambiente y compararlas con los valores provistos por el fabricante. En la segunda etapa, la caracterización eléctrica de la muestra estándar de ITO se realizó en función de la temperatura en un rango de 300 K hasta 60 K en intervalos de 20 K. A partir de las medidas de I-V, se verificó la ohmicidad en las conexiones de los contactos en las diferentes temperaturas. La resistividad normalizada del ITO reveló un comportamiento metálico desde 300 K hasta 110 K, mientras que por debajo de 110 K tuvo un comportamiento de aislante. El comportamiento del coeficiente de Hall, la densidad y la movilidad del portador mayoritario fueron casi independientes de la temperatura y como las reportadas en la literatura. Tras verificar el funcionamiento del equipo, se caracterizaron películas delgadas de V2O3 depositadas sobre sustratos de vidrio (SiO2) y de zafiro (Al2O3) corte C mediante sputtering magnetrón D.C. en modo reactivo. La caracterización estructural se realizó utilizando difracción de rayos X (DRX), morfológica con microscopía de fuerza atómica (AFM) y eléctricas con la técnica de Van der Pauw y medidas del efecto Hall. Se llevaron a cabo mediciones similares a las del ITO sobre las películas de V2O3. Las muestras de V2O3/SiO2 y V2O3/Al2O3 corte C a temperatura ambiente mostraron que los portadores mayoritarios fueron huecos, caracterizando el material como tipo p. A la película V2O3/Al2O3 corte C se le hizo un estudio variando la temperatura. Las medidas de I-V desde 300 K hasta 225 K en intervalos de 25 K mostraron que los puntos de contacto tenían un comportamiento óhmico. El coeficiente de Hall, calculado a estas mismas temperaturas, tuvo poca variación y mostró que el material se preservó como tipo p. La densidad del portador mayoritario fue descrita por un comportamiento metálico y su movilidad registró valores muy bajos, con un comportamiento independiente de la temperatura.
